W-Cu alloy is a good composite materials for electronic packaging,it combine the low-expansion performance of tungsten and the high thermal conductivity properties of copper, so it has an excellent thermal conductivity and adjustable thermal expansion coefficient. W85-Cu alloy currently produced mainly by infiltrating liquid cooper in tungsten skeleton. Trough the infiltration process for the preparation of W85-Cu alloy, the alloy made by fine-grained tungsten powder is much more homogeneous and shows better property compared to the alloy made by coarse-grained. Therefore, fine tungsten powder is used as raw material of W-Cu alloy. However, it is difficult to obtain the fine powder tungsten skeleton with the relative density of 72.40% by the traditional pressure-based method, when using fine-grained tungsten powder as raw materials. In this experiment, the tungsten skeleton with the relative density of 72.40% is obtained by High Velocity Compaction, the W85-Cu alloy is received by infiltration, and forging is used to improve the density of W85-Cu alloy. The main thesis of this research including: the study of HVC process of tungsten powder, the study of HVC process of pre-compacted tungsten brick and the study of forging process of W85-Cu alloy. Furthermore, the microstructure and the property of the composites were observed.the results are as follows:1) the tungsten skeleton can be obtained by HVC process of powder, the density of tungsten skeleton is increased with the more coarse powder and much higher energy density(J/g).2) the density of tungsten skeleton is relative with temperature, powder size, density of pre-compacted tungsten brick and energy density(J/g):it is increased with the much higher tenperature, more coarse powder, much higher density of pre-compacted tungsten brick and much higher energy density.3) forging can improve the density of W85-Cu alloy made by fine powder, the density is increased with forging temperature increasing. In forging process of W85-Cu alloy after infiltrating, the increase is not obvious after the first forging.4) the result shows that the W85-Cu alloy made by HVC have ideal physical and mechanical properties, such as relative density 99.5%, thermal conductivity 175 W/(m-K), hermeticity (He adsorption) 1×10-10Pa·m3·s-1, coefficient thermal expansion (150℃) 6.9×10-6/K,the properties met the requirements of the heat sink material.
