| With the rapid development of microelectronics technology,electronic components gradually transform to the miniaturization and modularization,resulting in more heat generation.So the heat dissipation has become an important issue in thermal management.Filled composites has been widely studied and used in the field of thermal management because of their excellent thermal properties and good electrical insulation properties.The research contents and results are as follows:1、It was studied that the effects of the content of filler on the properties of the composites under high content of filler.The well-mixed BN thermal conductive composites were prepared by solution assisted mixing and compression molded.It is found that the thermal conductivity of BN/EP composites is the most obvious one,and the horizontal thermal conductivity is up to 30.04 W/m-K,which is one of the highest thermal conductivity reported in BN composites.The BN/EP composites have a tendency to decrease as the filler increases after reaching the highest thermal conductivity.The reason is that the filler content is too high to cause interspaces and voids in the composite material.2、The reseach was the influence of mixed fillers on the properties of the composites.It was showed that the thermal conductivity of the composites increased monotonically with the increase of BN+ZnO content under the condition of high filler content.However,compared with the composites with the pure boron nitride filler,its thermal conductivity is low,because the addition of zinc oxide would be separated from the BN flakes,increasing the phonon propagation distance,and hindered the thermal conductivity of the composite material,The thermal conductivity of the material exhibits a positive correlation with the density of the filler,the greater the density,the greater the thermal conductivity.3、The effects of ball milling BN on the thermal conductivity of the composites were investigated.When the BN content is 97.06 wt%,the horizontal thermal conductivity of the composites can reach 26.95 W/m-K,and the vertical thermal conductivity can reach 7.89 W/m-K,which shows obvious anisotropy.4、the application of BN composites in LED thermal management was studies.By comparing with the Al substrate,while the LED chips with the same power(0.3 W)are heated,it is found that the BN composites have the similar heat dissipation effect with the Al substrate.It shows that BN composites have potential application value in field of thermal management. |
