At present, microelectronic industry has been divided into three independent parts: design, manufacture and packaging. Because the performance as heat, electricity and reliability of the package are affecting the integrated circuit directly, the cost of a package has been nearly equivalent to the cost of a chip. With the development of the microelectronic technique, the density of circuit and I/O of the chip increases sharply, which has put forward higher and higher requirement to the packaging technology. During packaging various liquid will be used to realize the electric interconnection or protect the chip. Flip Chip technology is a typical application. In this process, ICA is used to connect the chip's solder bump and the base plate's pad, then NCA is used to underfill the gap between the chip and the base plate, or ACA is used to finish this process directly. The conveyance or transformation of liquid is always implemented by dispensing technology. This paper has analyzed the most usual dispensing technology and their merits and faults, expounded the bonding principles of different adhesive, and chosen a Time/Pressure model and ACA to be used in RFID manufacture. As an organic component of a whole set of production equipment, this design has analyzed the influence of the parameters of the base plate, the beat of the system, the feed direction to the motion plate, carried on the selecting and modeling of the components. On this basis it calculates out the time of the dispensing process, analyzes and checks the load and moment of the key components. PID control is the most mature, widely used drive method in industry manufacture. This paper has expounded the basic principle of closed-loop control and its implementation method by computer, analyzed the discretization and principle of PID control based on transfer function, summarized the basic control law of a PID controller, which provided guidance for setting-up and debugging of the control system of motion plate. This paper focuses on designing a practical, feasible motion plate of dispensing system, combining the actual demand of manufacture, analyzes the process of scheme choosing and model creating synthetically. It may provide some useful guidance for the follow-up research on equipment development.
