Organic electrically bistable memory devices have attracted more attention of the scientific worker due to its distinctive advantages such as low-cost,simple technology and high density data storage and it is impossible to be the one of the new memory device which will replace the inorganic semiconductor memory.With the rapid develop of inorganic nanotechnology,the electrically bistable memory devices based on the polymer/inorganic nanocrystal composite film also have attracted the interests of international researchers and have been made great progress.In order to improve the device performance,many groups have bagun to study the different device structure and the different types of materials which made a great influence on electrically bistable behaviour. However,the effects of the polymer-inorganic nanocrystal electrically bistable devices performance at fabrication technology and the character of inorganic nanomaterials are needed further defecation,so this paper is carried out at these two aspects.In this paper,we use Cu2S nanoparticles and Ag nanoparticles capped by dodecanethiol,and the devices with organic-inorganic nanocomposite film have been fabricated using nanocomposite films consisting of nanoparticles and a polymer PVK by a simple spin-coating method.With the different condition of fabrication and the different size of nanoparticles,we studied the electrically bistable performance and the working principles of the organic-inorganic nanocomposite films. It contains three aspects as follows.1.The different size of Cu2S and Ag nanoparticles were prepared using a one-pot reaction method, in which dodecanethiol was used as sulfide sources and capping ligands.And the structure and morphology also have been characterized by XRD and TEM.2.With the organic-inorganic nanocomposite films,we obtained the "Sandwich" type of organic-inorganic electrically bistable devices and studied the influence of devices performance in PEDOT:PSS and annealing.The composite film devices including Cu2S:PVK or Ag:PVK are studied through two aspect:with PEDOT:PSS or without PEDOT:PSS,annealing or without annealing.So that the device can be optimized and the performance can be improved. 3. With the different size of nanoparticles including CU2S nanocrystal and Ag nanocrystal, we obtained the organic-inorganic nanocomposite electrically bistable devices and studied the influence of the films surface characteristic and devices electrical performance. Finally,we studied the charge transport models of the organic-inorganic nanocomposite films with different size of nanoparticles in on state and off state in terms of experiment datas and theoretical models and discussed the working principles of the organic-inorganic nanocomposite electrically bistable devices.
