| Because of its direct band gap of 3.37 e V,ZnO has become one of the most popular materials for UV photodetectors.The preparation of ZnO-based nanocomposites can improve the photoelectric performance of devices,so it has high research value and potential application.In this paper,Ag/ZnO,ZnS/ZnO and Ag2S/ZnO nanocomposites were prepared by light deposition and continuous ion layer adsorption and reaction methods to improve the photoelectric properties.The main contents are as follows:(1)Firstly,the preparation of ZnO nanorods was studied.Seed layer on ITO substrate can improve the quality of ZnO nanorods.The effect of solution concentration on the morphology was investigated.It was found 0.03 mol/L was better.After Ag/ZnO nanocomposite was prerared by light deposition,the influence of UV power,the silver nitrate concentration and reaction time on nanocomposite was studied.It was found that the experimental parameters could control the morphology and components of nanocomposite which could cause the red shift of absorption edge.MSM photodetector was prepared and tested under 365 nm illumination.It was found that the Ag/ZnO nanocomposite could improve the photoelectric properties.(2)Secondly,ZnS/ZnO and Ag2S/ZnO nanocomposites were prepared by successive ion layer absorption and reaction method.The influence of the silver nitrate concentration,reaction time and reaction cycle times on nanocomposites was studied.It was found that the experimental parameters could control the morphology and components of nanocomposite.Ag2S/ZnO nanocomposite could cause the red shift of absorption edge.(3)Then,MSM photodetector was prepared and tested under 365 nm illumination.The influence of different experimental parameters on photoelectric properties was studied.It was found that the Ag2S/ZnO nanocomposite could improve the photoelectric properties.The maximum photoresponsibility of the device is 0.026 A/W and the maximum response wavelength is 376 nm. |
