Wurtzite nitrides(GaN,AlN and AlxGa1-xN)are important wide band gap semiconductors with good chemical and thermal stability.They are considered as one of the most promising nano electronic and photoelectric materials.GaN based quantum well materials have been used in laser diodes,light-emitting diodes,phototubes,ultraviolet photodetector and other devices.In this paper,the effect of hydrostatic pressure on the energy and binding energy of hydrogen like impurity states in wurtzite AlyGa1-yN/AlxGa1-xN triangular quantum well andGaN/AlxGa1-xN square quantum well is studied by means of variational method.The relationship between the ground state energy and binding energy,excited state binding energy,transition energy with hydrostatic pressure p,well width d,component x,and binding energy with impurity center z0 is given.The anisotropy of the system parameters and the dependence of the effective mass,the dielectric constant and the band gap on the pressure and the coordinates are considered in the numericalcalculation.In a given well width AlyGa1-yN/Al0.3Ga0.7N triangular quantum well andGaN/Al0.3Ga0.7N square quantum well,with the increase of hydrostatic pressure p,the binding energy?ground state and excited state?of hydrogen like impurity state,and transition energy increases,while the ground state energy decrease.The ground state energy,binding energy,and transition energy of hydrogen like impurity state increases with the increase of component xin AlyGa1-yN/AlxGa1-xN triangular quantum well andGaN/AlxGa1-xN square quantum wellfor given the well width and pressure.InAlyGa1-y-y N/Al0.3Ga0.7N triangular quantum well and GaN/Al0.3Ga0.7N square quantum well,the ground state energy,binding energy,and transition energy of hydrogen like impurity statedecreases with the increase of well width d when the pressure and composition are given.The degree of reduction is fast when the well width is small,and the degree of reduction is slow when the well width is large.Given the pressure?8GPa?and composition?0.3?,the binding energy decrease rapidly with the increase of the impurity center z0in the triangular well,while the binding energy decrease slowly with the increase of z0in the square well.The variation of ground state energy,binding energy and transition energy the of hydrogen like impurity state with pressure p,component x and well width din the triangular quantum wellis basically similar to that in the square quantum well,but the values are different.Theenergy and binding energy of hydrogen like impurity state in the triangular quantum well are larger than those in the square quantum well.
