The image sensor has a broad application prospect,and Photoelectric detector is an important component of image sensor.Low dimensional materials include one-dimensional(1D)nanostructures,which have become an important detector because of large specific surface area and thin film optoelectronic devices.Compared with the one-dimensional nanostructured devices,the thin film optoelectronic devices are compatible with the traditional metal oxide semiconductor(CMOS).However,the carrier mobility of the film based on the nanocrystals is low,and the performance of the film based photodetectors is usually not outstanding.The carrier mobility of Graphene is high.The above two features make graphene/semiconductor heterojunction as a promising choice for optoelectronic materials of the photodetector array.Based on the above problems,this paper studied around two and graphene films first,on the photosensitive material from the original polycrystalline ZnS nanoparticle films were replaced photosensitive materials of single crystal ZnS nanowires film;then in order to control experiments were successfully realized the graphene/ZnS nanoparticle film heterojunction photodetector array and graphene/ZnS nanowires film heterojunction structure based on a photodetector array,and optical detection from the performance test;finally,high performance image sensor of graphene/ZnS nanowire thin film heterojunction photodetector array is studied based on.The study found that:1.The results showed that graphene/ZnS nanoparticle films prepared hetero junction light detector for 5V bias in this experiment,the optical power of 1 mW/cm~2under the condition of switching devices irradiated 365 nm wavelength light source,photoelectric detector response of graphene/ZnS nanocomposites is 3.8×10~4A/W,the light current reaches the 6?A,the detectable power is 10?W/cm~2.2.Prepared graphene/ZnS nanowires film heterostructure photodetector array and based on the relevant characterization and the corresponding performance test.The results show that the graphene/ZnS nanowire heterojunction photodetectors prepared in this experiment have been improved obviously under the same conditions.The response degree,the photocurrent and the detectable power have 2 orders of magnitude,2 orders of magnitude,and 1 orders of magnitude,respectively.The idea and expectation at the beginning of this experiment are achieved.
