In today's mobile Internet era,with the growing market for consumer portable smart mobile devices,in many applications,there is a need for design beyond the traditional silicon process.In the research of new thin film transistors,they have been widely used in the display field due to their transparency,few manufacturing process steps,low cost and good performance.This paper aims to explore the potential of oxide thin film transistors in terms of integrated circuits in certain specific fields,especially in the basic building blocks of analog circuits-operational amplifiers.In this paper,the single device performance and preparation method of zinc oxide thin film transistor based on laboratory is studied firstly.Then,based on its output characteristics and transfer characteristics,combined with low temperature polysilicon(LTPS)TFT SPICE(Simulation Program with Integrated Circuit Emphasis)model,we fit the SPICE model of our ZnO-TFT,solve the problem of no model in the previous circuit simulation.On this basis,analyse and simulate the structure and performance of the common source amplifier theoretically.Based on the common source amplifier circuit,design a three-stage operational amplifier circuit,and carry out the simulation analysis.Finally,manufacture the layout and test the subsequent physical circuits.The specific research contents and results are as follows:1.Combine the existing laboratory conditions to manufacture stable and high performance ZnO-TFT,a deuterium treatment process is proposed to obtain a depletion device,and according to two different threshold devices,manufacture a high-gain common-source amplifier.Then design a three-stage amplification operational amplifier circuit,including differential input stage,common source amplification stage and output buffer stage,and carry out theoretical analysis.2.Based on the TFT SPICE model obtained in our group research,the above designed circuit is simulated by HSPICE software.After theoretical and simulation analysis,obtain an operational amplifier circuit which saves area,is completely transparent,and greatly increases the gain.3.According to the designed and simulated circuit,draw the layout by L-edit and subsequently test the physical.After comparing with the simulation results,make subsequent improvements and iterations.
