Integrated circuit testing runs through the entire process of integrated circuit design,manufacturing,packaging testing and application.With the development of semiconductor processes and the continuous improvement of integrated circuits,the proportion of test costs in the total cost of integrated circuit products is getting higher and higher.How to reduce test costs has become the focus of the integrated circuit industry.As a kind of important hybrid integrated circuit,ADC is widely used in the fields of communication,measurement and control.Dynamic characteristic parameter testing is a crucial test process for ADC products.The main test method used in production testing is the sine wave test method.This test method can only test one frequency point at a time,so multiple tests for different test frequency points are required.The multi-tone test method aims to use the multi-tone signal generated by the superposition of multiple frequency sine wave signals as the excitation signal to test the ADC dynamic parameters to reduce the times of test and improve the test efficiency.Therefore,researching and implementing the multi-tone test method has great practical significance.This subject is based on the standard sine wave test method to study the test characteristics of the ADC multitone test method,to research the problems faced by the multitone test method and the improvement methods.The improved method is verified by simulation experiments and actual measurement of ADC products.The specific research content of the subject is as follows:(1)Research on ADC multi-tone test method.The research is focused on the test characteristics of the multi-tone test method.The operation expressions of the dynamic characteristic parameters under the multi-tone test method are derived,and the difficulties and limitations of the multi-tone test method are pointed out.(2)Research and design of test signal selection and generation methods.Aiming at the new requirements for the test signal under the multi-tone test method and the influence of the selection of the test signal on the test results,a method for selecting and configuring the components of the multi-tone test signal is designed.Based on the digital synthesis method of multi-tone signals,an algorithm is designed to generate test signals.(3)Research and design of spectrum-based compensation and correction algorithms.Aiming at the difference between the spectral characteristics of the multitone test method and the traditional sine wave test method,a compensation and correction method for the ADC dynamic characteristics response of each group of sine wave components under the multi-tone test method is designed.(4)Research and design of compensation and correction algorithm based on multi-tone signal crest factor.Based on the effect of the waveform characteristics of the multi-tone test signal on the effective number of bits of the ADC,a test compensation and correction algorithm is researched and designed.This subject verified the research content of the subject by testing the dynamic characteristic parameters of an ADC product model AD9652.The multi-tone test method was used to test the dynamic characteristic parameters of the ADC.The test results are basically consistent with the standard sine wave test method.The application of the multi-tone test method does not affect the discrimination of SNR,SINAD,THD and other parameter indexes,and the test efficiency is greatly improved.
