Because of the low dielectric constant,high thermal stability,excellent weather resistance and transparency,organosilicone resin has become one of the most popular research directions of electronic packaging materials.With the development of 5G communication technology and artificial intelligence technology,the demand for integrated circuits is getting more important,and the research of low dielectric constant silicone resin is becoming essential.In this thesis,by combining functionalized MQ silicone resin with BCB modified organosilicone resin,the performance of BCB organosilicone resin is further improved,that hope to promote the further development of organosilicone material.1.Benzocyclobutenyl dimethyl ethoxyl silane(BDMES)and Benzocyclobutenyl methyl diethoxyl silane(BMDES)were synthesized via Grignard reaction,and a series of BCB modified organosilicone named BMS with different BCB proportions were obtained by co-hydrolysis with methylsiloxane.The co-hydrolysis conditions at room temperature were explored.The effect of BCB content on the properties of modified silicone resin was investigated using nanoindentation test(DSI),thermal expansion analysis(TMA)and thermal analysis(TG-DSC).With the increasing of BCB content,the viscosity of modified silicone at room temperature increases rapidly,the thermal stability,elastic modulus and hardness improve,and the dielectric constant decreases.2.BDMES,vinyldimethyl ethoxysilane and phenyl dimethyl ethoxysilane were hydrolyzed with ethyl orthosilicate respectively to obtain BCBMQ,Vi MQ and Ph MQ functionalized MQ silicone resins,and their structures were characterized by infrared spectroscopy(FT-IR)and ~1H NMR.The results showed that using ethanol as solvent,a small amount of hydrochloric acid as catalyst,ethyl orthosilicate and the end agent co-hydrolysis can obtain colorless and transparent liquid functionalized MQ silicone resin.The thermal stability of the three functionalized MQ silicone resins is BCBMQ>Vi MQ>Ph MQ in order.3.By adding BCBMQ,Vi MQ and Ph MQ as fillers in BCB modified silicone resin BMS,three functionalized MQ silicone resin hybrid BCB modified silicone resins were obtained named Vi MQ@BMS,Ph MQ@BMS,and BCBMQ@BMS,respectively.The effects of the types and contents of functionalized MQ silicone resins on the properties of BCB modified organosilicone resins were investigated by means of nanoindentation test(DSI),thermal expansion analysis(TMA)and thermal analysis(TG-DSC).With the increasing of filler proportion,the dielectric constant of Vi MQ@BMS decreases,the thermal stability remains basically unchanged,and the hydrophobic property decreases.The dielectric constant of Ph MQ@BMS fluctuates at low frequency,the dielectric constant decreases gradually with the increasing of frequency.The mechanical properties such as elastic modulus and hardness increase,and the hydrophobicity basically remains unchanged.The dielectric constant of BCBMQ@BMS decreases firstly and then increases,and the thermal stability,mechanical properties and hydrophobicity are gradually enhanced.In summary,functionalized MQ silicone resin can improve the performance of BCB modified organosilicone resin,and BCB modified organosilicone resin which hybridized by BCB functionalized MQ silicone resin exhibited good performance,it could be potential used in the field of low dielectric materials.
