In this paper, the technical conditions of preparing TiO2 ultrafine particle used as photocatalyst by Radio Frequency Plasma Chemical Vapor Deposition (RF-PCVD) is studied, then suggest some methods of controlling the size and crystal type of TiO2 particles. And with the existent equipment prepare TiO2 particle taking on varies size by controlling the flow velocity of Ar as loading gaseity in the system of TiCl4+O2. By characterizing we know the particle prepared is the mix type of rutile and anatase.Under the premise of enough analyzing the distribution of temperature in the reactor ,this paper suggest the concept of reactive area and elementally confirm the shape and boundary of its. On the base of it, by the Collision Theory, simulate the course of colliding and growing of crystal in the reactive area, then conclude the range of size of TiO2 particle is 0.6873nm~107.3nm.By photo-catalysis experiment test the reactiveness of TiO2 particle as photocatalyst, which is prepared in our lab. By compared with the one that is bought from Germany, we can know the ratio of reactiveness of it against the one from Germany is about 74%.
