ZnO is an important semiconductor, which has been extensively studied. In this theis, according to the present research hotspots on ZnO, we pay more attention to the one-dimensional ZnO nanostructures fabricated by hydrothermal method and vapor transport process and growth mechanism, then, n-ZnO/p-Si heterojunction structure was fabricated and researched for photoelectric property.The details of this paper are as follows:(1) One-dimensional ZnO nanostructures were synthesized by hydrothermal method. The morphology, structure and growth mechanism were analysed. From photoluminescence (PL) spectra, the ZnO nanostructures have better crystal quality and optical properties.(2)ZnO nanowire arrays were synthesized by vapor transport process. The samples were characterized and growth mechanism were analysed. In this experiment, we changed experimental conditions, the result showed that ZnO growth morphology is influenced by gas flow and gas concentration ratio(R).(3)Fabrication of n-ZnO/p-Si heterojunction. First, p-Si was etched in HF and AgNO3 mixture, then ZnO nanostructure was synthesized on etching p-Si by hydrothermal method. n-ZnO/p-Si heterojunction was characterized, the result showed that n-ZnO/p-Si heterojunction has a better structure and photoelectric property.
