| Along with the rapid development of weaponry in intelligence, miniaturization and high-speed, as a information display method for LED(Light Emitting Diode) panel display circuit, it has a unique superiority of not replacing by others type display circuit. Its work voltage low, response speed fast, and work temperature wide, etc. But the resolution capability and miniaturization for LED panel display circuit was restricted because of its LED chip dimension, wiring level in thick film, narrow spacing in bonding isolation area.In this paper, The author's work based on the present technological level of the East China Institute of Photo-Electron IC, and according to the author's actual work, the miniaturization for LED panel display circuit was made out by adopting the technology of LTCC(low temperature co-fired ceramic), direct plotter and MCM(multi-chip module) package, and also LED panel display circuit in processing use was realized.First, the author introduce the technological characteristics of LTCC , direct plotter and MCM package based on 256 X 96 LED panel display circuit processing. Next, the display screen design, the multiplayer substrate processing technology, the integral substrate/package, the MCM package and the basic technological flow were made a deep study. Finally, the advance and practical applicability for LTCC, and direct plotter were verified, so this technology can be adopted reliably and effectively in military high-resolution LED panel display circuit. |
