Solar energy, as an important clean and renewable energy, can alleviate the increasingly serious energy crisis. GaAs, as the tradional III-V compound semiconductor, its energy gap is more suitable to match with the solar spectra. Compared with convertional silicon solar cells, GaAs-based solar cells have higher photoelectric conversion efficiency and better performance at high temperature.In this paper, based on the understanding of concept, principle and developing trend of triple-junction GaAs solar cell, the physical model, stucture, and performance of triple-junction GaAs solar cell were studied. In general, the reasonable structure, optimized material composition and doping, is the kdy of significantly enhance battery performance. Further, how to improve the triple-junction GaAs solar cell conversion efficiency was studied, and the parameters of material component of top, middle, and bottom in the battery, thickness and dopping of launch area and back field were simulated. The triple-junction GaAs solar cell was fabricated with photoelectric conversion efficiency of30.69%. These results are of some significance to fabiricate high-efficiency and low-cost triple-junction GaAs solar cell.
