With the fast development of power electronic technology and the higher voltage level of high voltage direct current(HVDC), high voltage IGBT modules are widely used, specially in high voltage and superpower converter. So, Studying on the characteristics of IGBT modules is more and more important. Dynamic characteristic is not only the important factor to the characteristic studying and modeling,but also relate to the loss calculation and the forecast of the junction temperation.So, it is important to test the dynamic characteristics for high voltage IGBT module.In this thesis, the IGBT module FF450R17ME4 from Infineon is used.How to design the test circuit based on double-pulse method is proposed, also how to decide all the parameters in the circuit and how it work are elaborated deeply. We focus on some important factors, such as the oscillation frequency of the LC loop, the time constant of load inductance during discharging, the change rate of the bus voltage.On the basis of experimental platform, some key problems in the measurement of dynamic characteristics are analyzed by theoretical analysis and experimental verification, including, the parameter requirement of the measuring equipment, the compare for different ways to mearsure the voltage and current, the electromagnetic interference in the probe and oscilloscope by the space magnetic field.The main seven parameters of dynamic characteristics in the Chinese standard are picked up and the change regulation to the testing voltage is discussed.Also,we test the static characteristics and build a behavioral model for IGBT module.At last,we build the broadband model for C and L,and set up the artificial circuit in Saber and confirmation the rationality for the model.
