With the continuous advancement and innovation of the manufacturing process,the chips in the fields of electronics and microelectronics are getting smaller and smaller,the performance is getting stronger and stronger,and the integration is getting higher and higher,which puts higher requirements on the heat transfer system.The traditional two-dimensional fin is difficult to meet the current heat dissipation requirements.The three-dimensional fins,which are the core components of the third-generation heat transfer system,have more excellent heat dissipation performance than the two-dimensional fins,and have received more and more attention.Therefore,research on its enhanced heat transfer performance and manufacturing method has become more and more important.This study developed a new three-dimensional fin processing technology-rolling-cutting process.The process principle of rolling-cutting is discussed in detail.A roll-cutting compound tool for implementing the rolling-cutting process is designed and manufactured.The rollingcutting processing experiment was carried out on the T2 pure copper pipe with this roll-cutting compound tool.The surface structure and geometry of three-dimensional fins were studied,and the mechanical properties of three-dimensional fins produced by rolling-cutting process were analyzed.And the processing parameters: cutting speed,rolling depth,cutting depth and tool rake angle are studied in detail for the three-dimensional fin forming results.The results show that rolling-cutting process can generate three-dimensional fins with primary fin structure,composite fin structure and microstructure in one process of ordinary machine tools.These surface structures are sufficient to guide the fluid flow,increase the heat dissipation area,induce turbulence in the fluid,and form a bubble to achieve boiling heat transfer,thereby greatly improving heat transfer performance.The hardness of the obtained three-dimensional fin is significantly higher than that of the original one,and the roughness of the bottom surface of the fin reaches the semi-precision processing level.And tool rake angle,rolling depth,feed rate and cutting speed all have obvious effects on the size of three-dimensional fins,while cutting depth has little effect on the size of three-dimensional fins.Moreover,the rolling-cutting process directly converts the chips which are originally scraped into three-dimensional fins in machining,and no metal scrap is generated in the processing.Therefore,rolling-cutting is a chipless processing technology with high material utilization rate,simple process and high production efficiency.
