In recent years,two-dimensional materials have been widely used in the preparation and application of optoelectronic devices due to their excellent electronic and optical characteristics.These kinds of material were also combined with other materials to synthesize heterojunction structures and obtain 3D materials with more photoelectric characteristics.As a new type material of delafossite semiconductor material family,CuGaO2 has wide band gap and hole-conducting characteristic.In addition,this material is very similar to the lattice structure of ZnO and can be used to synthesize heterojunction materials,which has gradually attracted widespread attention.With the successful preparation of two-dimensional semiconductor CuGaO2 micro/nanoplates,it is of great significance to explore the photoelectric properties of two-dimensional hexagonal CuGaO2 micro/nanoplates and apply them to optoelectronic devices.In this paper,CuGaO2 micro/nanoplates are experimentally prepared and characterized.The main research are as follows: CuGaO2 micro/nanoplates were synthesized by hydrothermal method.The size of the CuGaO2 micro/nanoplates can be tuned by adjusting the growth conditions?reactant concentration,ph value,etc.?and characterize their morphology and composition to optimize the growth condition continuously.Synthesis of different doped CuGaO2 micro/nanoplates by hydrothermal method were successfully realized and the influence of doping on the morphology and size of CuGaO2 micro/nanoplates was analyzed by scanning electron microscope?SEM?.X-ray diffraction spectra?XRD?was also used to study the changes in the diffraction peaks of CuGaO2 micro/nanoplates structures caused by doping.The optical absorption characteristics of CuGaO2 micro/nanoplates were tested by an ultraviolet spectrophotometer and the absorption spectra of samples with different doping concentrations were compared and analyzed.CuGaO2/ZnO heterojunction structure was synthesized by hydrothermal method growing ZnO nanowires on the surface of CuGaO2 micro/nanoplates and high growth coverage and uniform arrangement of ZnO micro/nanowires were achieved.UV detection performance of CuGaO2/ZnO heterojunction was tested and analyzed.In addition,The PL spectrum was measured to analyze the PL properties of the doped CuGaO2/ZnO heterojunction to make a comparative analysis,The results show that the position of ZnO PL peaks gradually redshifts with the the preparation of the heterojunction and the increasing of the doping concentration in CuGaO2 micro/nanoplates.
