With the rapid development of the mobile communication and automatic driving,millimeter-wave(mmWave)circuits have attracted wide attention.Millimeter-wave transceivers used in 76-81 GHz automotive radar have become a hot research field.This thesis reports a mmWave receiver chip including quadrature voltage-controlled-oscillator(QVCO)and quadrature down-mixer and a mmWave transmitter chip with QVCO and quadrature up-mixer for automotive radar in Fujitsu 55 nm CMOS process.The thesis is organized as follows:(1)A 76-81 GHz mm Wave down-mixer is designed.It includes: the 1:4 power splitter,the radio frequency(RF)amplifier stage,the quadrature down-mixer stage and the intermediate frequency(IF)amplifier stage.In this thesis,a passive mixer structure is adopted to realize low input noise figure(NF).By adjusting the center tap position and load capacitance of the parallel structure power spilitter,the quadrature IF output signals have low amplitude and phase mismatch.(2)A 76-81 GHz mmWave up-mixer is designed.It includes: the quadrature up-mixer stage,the RF amplifier stage and an output balun.In this thesis,the Gilbert mixer structure is used in the up-mixer stage.A high image-rejection-ratio(IRR)RF output is realized with the help of transformer.The interstage inductor and the neutralization capacitor are used in the RF amplifier stage to improve the RF output amplitude.(3)A mmWave quadrature voltage-controlled-oscillator(QVCO)is designed.This thesis analyzes the phase noise,tuning range and the quadrature principle of QVCO.A low phase noise and high phase precision in-phase injection-couple QVCO with switched coupled inductant is designed for mmWave mixers.(4)A mmWave receiver chip including quadrature voltage-controlled-oscillator(QVCO)and quadrature down-mixer,and a mmWave transmitter chip with QVCO and quadrature up-mixer for automotive radar in Fujitsu 55 nm CMOS process are designed.The receiver chip area and power consumption is 1.2mm*1mm and 216 mW,respectively.The TT corner post-simulation results show that the bandwidth,NF,conversion gain(CG)and S11 of the chip is 76-81 GHz,about 11 dB,above 17 dB and less than-9dB,respectively.The phase noise of the QVCO is-94.2dBc/Hz at 1MHz frequency offset from the carrier frequency of 77 GHz,while the quadrature phase error is 4.7 degree.The transmitter chip area and power consumption is 1.2mm*1mm and 174 mW,respectively.The TT corner post-simulation results show that the bandwidth,OP1 dB,IRR,S22 and CG of the chip is 76-81 GHz,larger than 1dBm,above 30 dB and about 2dB,respectively.
