The Microwave Power Module(MPM)is a new type of power device that is critical in modern military electronic countermeasures.The microwave solid-state amplifier(SSA)is an important component of the microwave power module.Its main function is to provide balanced input power for the traveling-wave tube amplifier,so that the traveling-wave tube amplifier can have a flat output curve,and its performance directly affects the entire microwave power module.With the rapid development of modern microwave integrated circuits,the design of solid-state equalization amplifiers needs to meet the requirements of ultra-wideband,high power,high efficiency,and miniaturization.At the same time,the inconsistency of the output of traveling wave tubes requires that the equalizers need to adapt to various complexities.The design of the traditional equalizer is more and more difficult to meet the needs of highly integrated,the design and development of the equalizer requires new structure and new theory.Aiming at the difficulty of realizing complex equalization curve in traditional equalizer design,this paper proposes a new multi-band power synthesis equalizer structure by using the phase characteristics of electromagnetic waves.In the form of the circuit,the traditional equalizer innovation: the signal is unequally divided into three ways,and after the phase delay line of unequal length,finally after three-way power synthesis,the equalization of the final processed equalizer is greater than 8.0dB,equalization accuracy ±2.0dB,return loss better than-10 dB,circuit size is only 6mm × 7.4mm,meeting the needs of multiple equalization peaks in the Ka band;In order to reduce the area of the equalization circuit,this paper designs and implements an unequal hybrid bridge equalizer by using the four-port network power allocation method.The energy of different frequencies is passed through the hybrid bridge structure to different ports,and the specific The port output implements the function of the equalizer.Finally,the equalizer equalization amount is designed to reach 17.5dB,the return loss is better than-10 dB,and the area is only 6mm×6mm;Two equalization amplification modules are designed for the microwave power module.One of them has a maximum output power of 30.7dBm,a switch isolation greater than 40.2dBc,a saturation gain in-band ripple of less than 1.2dBpp/1GHz,a saturation output fluctuation of less than 1.5dB at high and low temperatures.The other is integrated in the fiber-optic MPM with a gain of 48.3dB in the full Ka band,an input overdrive of more than 10 dBm,and a saturation signal gain in-band ripple of less than 1.3dBpp/1GHz.
