| In recent years,information technology has been developing rapidly.The tide of the Internet era is not far away.The new generation of information revolution of big data,artificial intelligence and Internet of Things is ready to be launched,which brings higher and higher requirements for computing technology and storage technology.Magnetic random access memory(MRAM)has become a strong contender for the new generation of memory because of its outstanding advantages such as non-volatility,high storage density,low power consumption,high stability and full compatibility with CMOS technology.Samsung,Intel and other leading companies in the field of international memory are very concerned about the research in this field.At present,in the field of magnetic random access memory,spin orbit torque(SOT)is a very potential research direction.Compared with spin-transfer torque magnetic random access memory(STT-MRAM),spin-orbit torque magnetic random access memory(SOT-MRAM)has the advantages of stronger anti-interference,faster writing speed and less writing power consumption.In this paper,the physical model of magnetic tunnel junction based on spin orbit moment is studied and analyzed,and its resistance characteristics and flip conditions are obtained.On this basis,the circuit behavior model of magnetic tunnel junction based on spin orbit moment is established by Verilog-A language,and tested and verified.On the premise of guaranteeing the rationality of the model,a read-write circuit with pre-charged sensitive amplifier(PCSA)is designed,and a magnetic random memory unit is completed.The read-write test is carried out,which provides a reference for the circuit design of magnetic random memory.On the other hand,an integrator is realized by controlling domain-wall motion based on SOT.The theory of integrator is deduced,and the algorithm level model of the analog device is established by using Verilog-A model with experimental data,and tested.The results show that when the domain wall velocity is strictly proportional to the current,the integrator is valid.This opens up a new way of thinking for the application of SOT in analog circuit field. |
