As an excellent semiconductor material,perovskite has been widely used in semiconductor field in recent years.All-inorganic perovskite is concerned because of its high stability compared with inorganic–organic halide perovskite.In this paper,the monolayer polystyrene microsphere template is applied in the all-inorganic perovskite photodetector,and the high quality perovskite film is obtained by adjusting the morphology of perovskite,so as to obtain high performance and high stability photodetectors.Firstly,we use a monolayer nano-polystyrene(PS)sphere confined growth method for obtaining(110)-orientation-preferred CsPbBr3films with ordered nanostructures,which can efficiently reduce the optical reflection and enhance the light-harvesting efficiency,benefitting the device performance.Based on the monolayer nano-PS confined growth method with various size spheres,the degree of preferred orientation on the(110)plane of CsPbBr3 nanonet films(NFs)increases with the increase of the diameter of the monolayer sphere.The PDs based on(110)-orientation-preferred CsPbBr3NFs prepared by using 850 nm PS spheres show the best performance.The best-performing PD displays a biggest linear dynamic range(LDR)of up to 120 dB.In addition,the responsivity and detectivity of 2.84 A W-1and 5.47×1012Jones are also achieved.Then,Zn O hemispheric arrays were prepared by using polystyrene monolayer spheres as templates.A photodetector is fabricated based on this array.The Zn O hemisphere array has unique spherical structure and high thickness which can effectively improve the light absorption and reduce the dark current of the detector.Finally,we successfully prepared such high performance and energy saving photodetector devices.Finally,high-smoothness,high-crystallinity and dense black CsBi3I10perovskite thin films were obtained by using space-confined growth(SCG)with a single-layer polystyrene(PS)sphere template.The performance of the metal-semiconductor-metal(MSM)PDs with SCG is better than that of the traditionally spin-coated CsBi3I10PD.Additionally,the photocurrent of our unencapsulated CsBi3I10perovskite PDs is not attenuated under long time illumination and when the device is stored in air for 30days,their performance shows no degradation,demonstrating ultra-high stability.Furthermore,in this work,we do not need to use toxic antisolvents,such as chlorobenzene,toluene,etc.,it is beneficial for the environmentally friendly assembly of the devices.
