Large area,low cost 2D organic semiconductor single crystal(2DCOS)due to its combination of long-range molecular arrangement,a few impurities and defects,less grain boundaries and excellent flexibility.It is benefit for preparing both highly integrated electronic devices,revealing the relationship between materials and structure-property,fabricating High-performance organic field effect transistor and flexible electronics,which has attracted wide attention.This article mainly carried out research on the growth,preparation,transfer and construction of optoelectronic devices for ultra-thin 2DCOS.The main contents are as follows:1.Based on dropping method,we have grown and prepared 2DCOS of p-type semiconductor 2,7-dioctyl[1]benzothieno[3,2-b]benzothiophene(C8-BTBT),2-(5heptylthiophen-2-yl)[1]benzothieno[3,2-b][1]benzothiophene(C8-DBTBT),2-(5heptylthiophen-2-yl)[1]benzothieno[3,2-b][1]benzothiophene(BTBT-T7)and n-type semiconductor of furanthiophene quinone type(TFT-CN).The thickness of the obtained single crystal is only a few molecular layers.The C8-BTBT 2DCOS transistor exhibits a mobility of up to 10.8 cm2V-1s-1.2.In this paper,we designed an effective secondary transfer technology,and the ultra-thin 2DCOS of C8-BTBT(p-type)and TFT-CN(n-type)are prepared by dropping method,and a two-dimensional single-crystalline p-n junction of organic semiconductors(pn-2DCOS)device is prepared.This ultra-thin pn-2DCOS bipolar field-effect transistor with several molecular layer thicknesses has well-balanced bipolar charge transport properties,with a hole mobility of 0.43 cm2V-1s-1and an electron mobility of 0.11 cm2V-1s-1.This work provides an effective method for studying the inherent characteristics of organic p-n junctions and provides a reference for implementing high-performance organic complementary circuits.3.Based on the inkjet printing technology,binary blended organic electronic ink?its rheology and the effects of film-forming polymers,solvents,droplet spacing,and annealing temperature on the film preparation are investigated.C8-BTBT/PMMA and C8-BTBT/P3HT binary blended electronic ink films are fabricated which provides a reference for the research of inkjet printing organic electronic ink.
