In this dissertation,the application of photon-enhanced thermionic emission(PETE)in solar energy was first studied.Then the core component,NEA GaAs photocathode had been experimented and researched,including its working principle,engineering structure and material properties.First of all,the PETE effect solar power generation system was introduced.Based on the system,this article had completed the analysis of the working principle of its core device,and explored the emission current model and working mode of GaAs photocathode.After clarifying the advantages of NEA cathodes,the direction for subsequent engineering and theoretical research is established.The rationality of the design of the transmissive NEA GaAs photocathode with glass layer,antireflection layer,window layer and emission layer were analyzed.Then the preparation process including growth,cleaning and activation steps was systematically studied,and internal structure model of the transmissive NEA GaAs photocathode was established,which is helpful for more intuitive analysis of its internal working mechanism.Ga0.5Al0.5As crystal models was established to perform first-principles simulation of its electrical and optical properties.Then the steady-state diffusion theory was extended to the dynamic electron transport model of the transmissive NEA GaAs photocathode,and completed the derivation of the quantum efficiency formula using boundary conditions.Finally,the self-built test system was used to realize the test experiments on the spectral response and volt-ampere characteristics of the transmissive NEA GaAs photocathode.Combining the experimental data and related theories,the possibility of NEA GaAs photocathode being used as a solar power device was further demonstrated,and the experiment was analyzed.This article makes an objective theoretical analysis of the core devices in the new solar power generation technology based on PETE technology in the field of new energy,and makes a positive contribution to how to use solar energy efficiently in the future.
