Photon-enhanced thermionic emission is a new type of solar energy utilization in recent years,which can theoretically realize the efficient use of two technologies of photovoltaic and photothermal power generation.Due to the low conversion efficiency of solar cells,in this paper,the application of photon-enhanced thermionic emission theory to NEA GaAs vacuum photoelectric devices is proposed.The research on the theory of quantum efficiency of vacuum photoelectric devices,the design of conversion efficiency measurement system and the performance evaluation are carried out.The development of solar cell technology and the research status of photon-enhanced thermionic emission are introduced.In this paper,the performances of existing vacuum photoelectric devices are studied under the combination of illumination and heat based on PETE mechanism.Based on the quantum efficiency theory model,the one-dimensional continuity equation is solved according to the appropriate boundary conditions.The quantum efficiency formula is derived under the conditions of GaAlAs window layer photoemission and exponential doping.The influence of cathode material parameters on the photoelectric emission performance is analyzed.The fabrication process of GaAs photocathode is described in detail from the structure of photocathode,growth method,chemical cleaning,heat purification and activation process.The GaAs photoelectric device is given.Based on the previous research,a set of vacuum photoelectric device conversion test system was designed.The system design idea,parameters,system components and system construction result are described in detail.In this paper,the conversion efficiency experiments of existing vacuum photoelectric devices are carried out,and the experimental data are analyzed.The reference of the photoelectric conversion devices is given as the battery power generation,and the direction of improvement is pointed out.At present,the conversion efficiency is not very high,but the research of the vacuum photoelectric conversion device will be continued under the combination of illumination and heat.
