| UAVs(Unmanned Aerial Vehicle)and intelligent robots have been widely used in communication,positioning,detection and other miniaturized multi-sensing application scenarios in recent years.So it is of great significance to establish the digital reconfigurable radio frequency and millimeter wave chips and multi-sensing fusion design method system.Voltage-Controlled Oscillator(VCO)is one of the key modules of the RF and millimeter wave transceiver chip.Noise performance outside the loop bandwidth of the frequency synthesizer is affected by VCO.In addition,because of low power consumption,high compatibility,and low cost of CMOS process,it is of great significance to use RF CMOS process to research and design high-performance voltage-controlled oscillators.In this thesis,22 nm RF CMOS process was used to design a 9.6~10.5GHz voltage-controlled oscillator in digital reconfigurable radio frequency transceiver chips.Class F harmonic oscillator structure is adopted to enforce a pseudo-square voltage waveform around the LC tank by increasing the third-harmonic of the fundamental oscillation voltage through an additional impedance peak.As a result,the effective impulse sensitivity function(ISF)decreases thus reducing the oscillator’s phase noise.Furthermore,two sets of capacitors with equal proportional changes are respectively connected to both ends of the primary and secondary coils of the transformer to ensure the stable position of the third harmonic frequency point.Binary switched capacitor array coarse adjustment and variable capacitor fine adjustment are combined to expand the tuning range of the VCO.A two-stage self-biased inverter as the output buffer,is used to complete the isolation of the load while consuming lower power consumption.The oscillator is implemented in 22 nm RF CMOS.The simulation results show that at 27°C,TT process corner,the class F oscillator covers over 9.53~12.25 GHz and its voltage control gain is less than180MHz/V.It also exhibits phase noise of-94.6d Bc/Hz at 100 k Hz offset and-119.3d Bc/Hz at 1MHz offset from the carrier.The oscillator is drawing 16 m A from 1V supply.The class F voltage-controlled oscillator designed in this paper has good performance and can be used in digital reconfigurable radio frequency transceiver chips. |
