In the era of big data with the explosion of information,people have higher and higher requirements for information storage and processing,as a result,traditional CMOS technology has been unable to meet people’s requirements.In addition,the device miniaturization has reached the physical limit,which means that Moore’s law will fail.In order to continue Moore’s law,people seek a device with smaller feature size,and memristor is considered to be one of the potential devices that can break the limitations of integrated circuits.Memristor is a nonvolatile nano device,which has the advantages of low power consumption,easy expansion,compatibility with CMOS process,nano size and so on.More importantly,it can be applied in many fields such as logic circuit,neural network,memory,and chaotic circuit.What’s more,memristor can also be used to perform stateful logic operation,and a new computing paradigm combining computing and storage unit can be realized based on the stateful logic operation of memristor.In view of the shortcomings of the existing logic circuits and logic operation algorithms based on memristor,important problems of the SPICE model based on memristor,logic circuit implementation,logic operation algorithms are supplemented and improved.Relevant research results are as follows:Firstly,a novel SPICE model of threshold memristor with complete function is designed for the application of logic circuit,and its simulation test and verification are carried out on LTSpice platform.The memristor can realize different state variable curves by adjusting the fitting parameters,and then simulate the I-V characteristics of various physical memristors.In addition,the memristor can also be used in logic circuits and neural networks.Secondly,using the SPICE model of the new threshold memristor,MRL(Memristor Ratioed Logic),Memristive Multifunction Logic Architecture(MMLA)and 1T1 R structure non gate are constructed,and three kinds of digital logic circuits are proposed based on them.Simulation and performance analysis show that the logic circuits based on the new threshold memristor can not only realize the logic function effectively,but also outperform the traditional CMOS logic circuits in terms of power consumption,area occupied and delay.Finally,a voltage-resistance logic operation method based on rectifying memristor is introduced,and combined with this algorithm,a logic operation algorithm based on memristor is proposed.This proposed algorithm combines the voltage-resistance logic based on rectifying memristor and diode logic based on rectifying memristor to achieve a two-input XOR gate.Simulation and performance analysis show that the XOR gate can realize effective logic function,and requires fewer devices and lower delay compared with other XOR gates.More importantly,the XOR gate implements the fusion of storage and logical operation.In addition,an N-input XOR logic gate is implemented by extending the two-input XOR gate.
