| In the 5G millimeter wave phased array transceiver,the RF front-end T/R transceiver unit circuit is the core part of the phased array radar transceiver,and its parameters determine the performance of the transceiver circuit.According to different requirements,this paper designs the power amplifier,low noise amplifier,T/R switch circuit and phase shifter.In this paper,through the analysis and comparison of the power amplifier principle,the Doherty topology is determined,and the power combiner is improved by using the LC element,which reduces the circuit loss and improves the efficiency and linearity.The low noise amplifier adopts two-stage Cascode structure to improve the output gain.The switching circuit uses MOS transistor to replace the traditional 1/4 transmission line,and matches the high-pass network at the input,which improves the linearity and port matching,and reduces the chip area.The phase shifter circuit is designed with the RC quadrature signal generator,vector synthesis circuit,I-DAC amplitude control circuit and current bias circuit.Which finally completes the design of the six-bit active phase shifter.The design adopts TSMC65 nm CMOS process and the operating frequency band is 26-30GHz.The Doherty power amplifier has gain of 14.3 d B,a peak additional efficiency of 35.8%,an output saturation power of 25.4 d Bm,and output 1 d B compression point of 20.1 d Bm.Compared with Cascode structure,the efficiency is improved by 55.6%,and the linearity is also improved obviously.The low noise amplifier achieves the gain is 26.7 d B,3 d B bandwidth is 24.8-31.4 GHz,noise figure is less than 8.6 d B,and the operating bandwidth is more than 6 GHz.Compared with the previous structure,the gain is improved by more than 30%.The input parameters S11<-23 d B,the output parameters S22<-16 d B in switching circuit.The ports are highly matched.The phase shifter circuit realizes 5°phase shift in the range of 0°-360°,the maximum phase shift error RMS is3.021 deg,and the root mean square errorθ?,RMS=1.051°.The phase shift accuracy is improved,the phase error is small,and the power consumption of the circuit is 23.1 m W.In this paper,spectre RF tool is used to simulate,Calibre tool is used to design the layout,and it is verified by DRC,LVS and related imitation. |
