As the core power semiconductor components in the field of industrial control,IGBT is the most representative product in the third revolution of electronic power technology in the world.Power IGBT module is widely used in rail transit,smart power grid,aerospace and other fields,and its key parameters directly reflect the actual performance and application scenarios of IGBT module.Therefore,it is of great significance to measure the parameters of power IGBT module.In view of the demand of power IGBT module parameter measurement,the power IGBT module parameter measurement system developed in this paper adopts modular design,it is divided into single step current source,single step voltage source,bipolar single step voltage source,measurement software,measurement fixture,etc.,to solve the previous equipment disassembly difficulties,inconvenient maintenance problems;The single step current source adopts the circuit structure composed of operational amplifier stack,which solves the problems of unstable output and long establishment time caused by the secondary capacitor discharge compensation when the function of high voltage and large current is realized by capacitor discharge.The soft trigger method is adopted to solve the problem of incomplete data acquisition by the measurement system,and realize the communication interconnection,data communication,function control,automatic testing and other functions of the equipment.Air cooling structure is used in the measurement fixture to solve the problem that the temperature change caused by the device is not accurate to the test results.It relies on the existing international effective measurement methods and calibration specifications,the reliability and accuracy of the power IGBT module parameter measurement system are illustrated by evaluating the uncertainty of the measurement results.The parameter measurement system of power IGBT module developed in this paper has the advantages of automatic measurement of power IGBT module and convenient modular design and maintenance.The saturation voltage,threshold voltage,leakage current,breakdown voltage and collector current of power IGBT module are measured by using300 US single step measurement method.The power IGBT module parameter measurement system provides quality assurance for measuring the relevant parameters of power IGBT module,and its practicability is high and popularization is good.
