A Soi High Voltage Drive Control Circuit Design

Smart Power Integrated Circuit (SPIC) is developing towards systematic integration. The current SPIC has the functions of under-voltage and over-current checking, which can protect the system by automatically stop working when the system is in trouble until the trouble is eliminated. With the development of technology, it can be expected that SPIC would be integrated with other circuits into Power System on Chip (PSoC) in the future.Silicon on Insulator (SOI) is called"the silicon integrated circuit technology of the 21th Century". It has many advantages including excellent device isolation function, less parasitic effects among different parts, high speed, good radiation toleration, and high integration density, etc. Consequently, high voltage SOI SPIC has become a new field of power integrated circuit research.A high voltage power integrated circuit based on SOI is developed, which has the following features: the breakdown voltage of power MOSFET exceeds 600V, the highest operating frequency is 150 KHz, and the largest output current is 1A. The vital part of the design is the control system, including under-voltage checking circuit, over-current checking circuit, circuit for producing signals of mistakes, and circuit of resetting wrong signals. The designed circuit has the functions of self-protection from under-voltage and over-current.Moreover,two driving signal producing circuits are designed. One is based on VCO, and the other is based on frequency divider. The advantages and disadvantages of them are discussed in the thesis. Furthermore, a method of realizing dead time changeable circuit is given, which makes the designed driving circuit have more latitude when it is used. All of the above mentioned jobs pave a way for future research and are helpful for the realization of PSoC.The test results show that the designed SOI high voltage power integrated chip meets the requirements. The realization of the SOI HVIC chip offers sound experimental evidence to a further step of applying the SOI HVIC into practice.
