With the survival and development of human society,energy has evolved to determine the most important material base of social improvement.With the development of the society,oil,natural gas,coal and other non-renewable energy is reducing gradually,thus developing green energy is imminent.Solar energy is inexhaustible,to a certain extent,new energy research and development of solar cell technology will therefore ease the shortage of energy in the future.Compared with the rigid solar cells,and the flexible thin film solar cells have many advantages like various substrate materials(such as metal,glass,plastic,etc.),light,flexible materials as well as good surface coverage,have broad application prospects in the field of aerospace and military.Therefore the flexible thin film solar cells have a high priority of the solar battery technology development in the future.This thesis explore a new type of flexible thin-film solar cells for aerospace,military and civilian.Through theoretical calculation and simulation,we have built a flexible thin film solar cell model.The functional area of the solar cell is a high efficient lattice mismatch triple junction GaAs epitaxial layer and the solar cell substrate is a flexible film metal or organic matter.The epitaxial layer and the substrate are combined by bonding technology.Through this research,completed the simulation design of the functional layer of GaAs solar cell and anti radiation design,break through the lattice mismatch epitaxial growth,bonding,lithography,evaporating antireflecting film process,etc.The photoelectric conversion efficiency of flexible thin-film GaAs solar cell is 27.08%(25?,AM0).
