The single-junction GaAs laser cell is a new type of photovoltaic cell which is developed for the laser wireless energy transmission technology.Compared with the traditional solar cell,the laser cell with high matching laser wavelength has the advantages of high conversion efficiency,long transmission distance,strong anti-interference and low cost.Laser wireless energy transmission technology is mainly used in space satellite and other aerospace devices,and can also provide energy for micro aircraft and car operation,especially the transmission of electrical energy performance for disaster area is excellent.So it is significant to study the single-junction GaAs laser cell output characteristics by continuous wave laser irradiation.Firstly,the basic principle and structure,output characteristic parameters,and the theoretical basis of the interaction between laser and semiconductor are briefly introduced in this paper.Then using the control variable method,the short circuit current-Isc,open circuit voltage-Voc,maximum output power-Pm,conversion efficiency-?and fill factor-FF of cell are measured by experiment,and the influence of working temperature of cell and laser power density are also discussed.Then the cause of change of output characteristic parameters of cell is carried out.The experimental results show that:with the working temperature of the cell increases,ISC is almost constant,Voc,PM,? and FF linearly decreased;with the laser power density increases,the Isc and Pm is linearly increased,and Voc increases logarithmically.When the laser power density is 35mW/cm2,? reaches the maximum value of 44.523%,and FF also reaches the maximum value of 0.733.In addition,a physical model is established by MATLAB.The simulation result is basically consistent with relevant experiments,and the error is analyzed,which have verified the reliability and rationality of the physical model.Finally,the influence of various laser and structure parameters on the output characteristics of the laser cell is discussed by numerical simulation.The output characteristics effect of laser cell irradiated by continuous wave laser is studied,which can be provided reference for improvement of output performance of laser cell,selection of laser parameters and laser wireless energy transmission technology at some extent.
