GaAs Photoconductive Semiconductor Switch(PCSS)is a promising pulse power device.As the core component of pulsed power system,GaAs PCSS has many inherent advantages,including high power,fast response,simple structure,low jitter and high repetition frequency over conventional switches,therefore,it has been widely used in the field of impact radar,high current ignition device,and terahertz technology.In order to realize the low cost,miniaturization and integration of the triggering system,synchronously delivering the concentrated packets of electric energy and offering longer lifetime and better stability for PCSS,two PCSSs are in parallel and triggered by two laser diodes independently in this letter.To improve the switching synchronization in the experiments,a single driving module is utilized to drive the LDs.An optimum synchronization is achieved as low as 200.5 ps while the GaAs PCSS are biased at 1.2 kV with optical excitation energy of 1.91?J.Furthermore,the two switching electrical pulses are superimposed under the same condition.In contrast to the individual switching pulse,the rise time and width of superimposed pulse do not degrade and the superimposed amplitude becomes 1.86 times.The synchronization of two parallel GaAs PCSS in the linear mode has been investigated.Results demonstrate that synchronization shows better tendency with the increasing of laser energy at fixed bias electric field,while a Gaussian-like distribution with respect to the bias electric field at fixed optical excitation energy.At the same time,the factor of influencing the synchronization of two parallel GaAs PCSS has been discussed.The simulations of the steady state drift velocity of carriers in GaAs are in good agreement with the synchronization dependence on bias electric field.Based on the analysis of the carriers' dynamic process in GaAs,the mechanism of the synchronization forGaAs PCSS operation was given.
