Zinc oxide (ZnO) is a widely used semiconductor material, which has a direct bandgapnearly latticematched substrate for GaN. ZnO attracts a wide interest as a promising materialfor applications in blue and ultraviolet optoelectronic devices and in future spintronics devices(after doping with magnetic impurities).In this paper, the ZnO minicrystal and doped the transition metal (Mn,Co,Fe) areobtained by the chemical vapor (CV). The electron trap energy level structure (donor level)and the process on the temporal behavior of photoelectrons are separately investigated bythermo-luminescence and microwave absorption dielectric spectrometry.The ZnO minicrystals are grown by CV present better crystal shape. A lot of donor levelsare produced by the defect and impurity, which are action as electron trap bound theconduction electron and prolong the lifetime.The ZnO minicrystal doped the transition metal (Mn,Co,Fe) are grown by CV. Theprocess on the temporal behavior of conduction electron and the structure of defect levels areaffected by the transition metals.The density of photoelectrons (microwave dielectric intensity) are reduced obviouslyafter doped a little Mn, which shows that a little Mn can restrain shallow electron trap. Butdoped increasing, the density of photoelectrons is increased also. It is illuminated that thedensity of defect levels is increased after doped excessive Mn, and formed more electron trap.The density of photoelectrons (microwave dielectric intensity) and the intensity ofthermo-luminescence are also reduced greatly after doped a little Co. Along with dopedincreasing, the density of photoelectrons isn't increased, which is different from doped Mn.Doped high consistence Co can't increase the density of defect levels.ZnO doped Fe is different from doped Mn or Co totaly, the density of photoelectrons anddefect levels aren't reduced obviously. It's probably related the valence of Fe in crystal,general think trivalence of Fe, and form donor levels in ZnO.The study proves that the ZnO minicrystal doped the transition metal can obtained by thechemical vapor (CV). It's significance to further prepare ZnO and realize the effect of thetransition metal to defect levels and the transport of electrons.
