According to Orthogonal method, nano-crystalline SrTiO3 powder material was prepared by sol-gel process. The effect of three factors, including ration of H2O to Ti, proportion between H2O and HAC and gel temperature, on property of SrTiO3 prepared was studied mainly. The results revealed that the grain size of SrTiOaprerared with optimized technological condition is about 27nm. Besides, the influence of calcinations temperature to property o SrTiO3 powder was reseached.The doping mechanism and the possibility of single-fired process were analyzed theoretically.The impact of donor dopants(La, Nb), acceptor dopants(Mn, Li), additives(SiO2-TiO2-Al2O3), the restore sintering temperature and the oxygenizing time on the property of SrTiO3-based double function devices was studied. Using theory of Uniform-design and Orthogonal-design, the experiment results were analyzed synthetically with statistics software-SPSS.The results of experiment made clear when the concentration of SiO2-TiO2-Al2O3 are 2%,2% and 5% respectively, there was abundant liquid phase in the ceramic, thus speed up the semiconducting process.Double -function ceramic with lower 10V voltage can be prepared by semiconducting at about 1450 degree in restoration surrounding. Insulated grain boundary on the semiconducting grain surface can be achieved by oxygenizing 10 minutes at 1100 degree.
