| A gold wire bonder is an optical, mechanical and electronic integration equipment。 It is one of the key IC package equipments also. Its performance influences the performance of packaged IC parts, its production efficiency and the percent of pass directly. China's IC industry is booming at present, but almost all of the gold wire bonders, which are key IC package equipments, depend on import. Most gold wire bonders made in mainland of China are Manual ones (without pattern recognition system) at present time. To ameliorate manual gold wire bonders to automatic ones by adding Pattern Recognition and Control System will up China's competing power at IC package equipments, enhance China's IC manufacturing capacity, which is of operation significance.The thesis tried to ameliorate some famous manual gold wire-bonder toautomatic one by adding motion-control system and pattern recognition system.During the process of amelioration, the thesis carried out work on the followings:(1) Developed the gold wire bonder's software system of pattern recognition and motion control.Under control of the software system, the gold wire bonder realized wire bonding automatically. The software system has the characteristic of simple operation, user-friendly and Chinesizing graphical interface, malfunction alert and malfunction reasons giving out.(2) Made research on motion control technology and designed the workbench control mechanism.According to the characteristic of short displacement, high speed and high accuracy of the gold wire bonder, the thesis realized accurate mechanism position of gold wire bonder using two set of suit accuracy, low cost cam mechanisms which are driven by step motors to drive cross roller guide.(3) Design and Configuration of the system's hardware. |
