Automatic wire feed system is the key part of automatic wire bonder, and its performance restricts the quality and efficiency of wire bonding. To reduce the friction and vibration in feed process and improve its stability, the key components of this system are analyzed by simulation, and the results are confirmed by experiments. Besides, the control and experimental test for wire feeding system are completed based on the LabVIEW platform. The following works and achievements have been accomplished.The process of the wire bonding is introduced, and the sequence between the motion of clamp and movement of bonding head is analyzed. Based on this, the preliminary structure of the wire feeding system is built, and the key parts of this structure are analyzed.The impact of wire tension and vibration is discussed, and the sequence of clamp is presented. By using the theory of gas jet and flow around cylinder, and the Newton inner friction law, an analytical model is built and the equation between resistance of gold wire and air pressure is deduced.Using the finite element analysis method, the simulation analysis of force in the air guide is accomplished with the aid of fluid-solid coupling module of ANSYS software, which is compared with the analytical results. The allowable range of the pressure is explored via the dynamics analysis of the gold wire.The hardware and software platform of wire feed system is built, and then the steady and rapid transmission of gold wire is realized. The force of gold wire in the air guide and the vacuum tensioner is investigated based on experimental study, and the air pressure range to ensure the stable transmission of gold wire is determined.The work accomplished in this thesis is very helpful for promoting the performance of wire feed system, and can provide important theoretical and practical guidance.
